چکیده

Solder joint fatigue failure is a serious reliability concern in area array technologies, such as flip chip and ball grid array packages of integrated-circuit chips. The selection of different substrate materials could affect solder joint thermal fatigue life significantly. The mechanism of substrate flexibility on improving solder joint thermal fatigue was investigated by thermal mechanical analysis (TMA) technique and finite element modeling. The reliability of solder joints in real flip chip assembly with both rigid and compliant substrates was evaluated by accelerated temperature cycling test. Finite element simulations were conducted to study the reliability of solder joints in flip chip on flex assembly (FCOF) and flip chip on rigid board assembly (FCOB) applying Anand model. Based on the finite element analysis results, the fatigue lives of solder joints were obtained by Darveaux s crack initiation and growth model. The thermal strain/stress in solder joints of flip chip assemblies with different substrates were compared. The results of finite element analysis showed a good agreement with the experimental results. It was found that the thermal fatigue lifetime of FCOF solder joints was much longer than that of FCOB solder joints. The thermal strain/stress in solder joints could be reduced by flex buckling or bending and flex substrates could dissipate energy that otherwise would be absorbed by solder joints. It was concluded that substrate flexibility has a great effect on solder joint reliability and the reliability improvement was attributed to flex buckling or bending during temperature cycling. 2004 Elsevier Ltd. Reliability Study of High-Pin-Count Flip-Chip BGA

A family of 1.0-mm pitch full-array flip-chip BGAs were developed. These packages vary from 27 to 45 mm in package size, 15 to 25 mm in die size, and 672 to 1020 in ball count. With dies and packages so large, solder joint fatigue failure and underfill delamination, induced by thermal expansion mismatch, are a major concern. Finite element analysis was set up for efficient reliability analysis....

Solder Joint Reliability Assessment for a High Performance RF Ceramic Package

The prediction of long term solder joint reliability, (SJR), of microelectronic devices and packaging solutions continues to challenge the microelectronic packaging industry, particularly with the introduction of lead-free materials, the push for higher performance (frequency/speed/thermal) and lower unit cost. High performance packages are generally custom designed and therefore have minimal i...

Stacked solder bumping technology for improved solder joint reliability

Reliability in flip chip and Ball Grid Array is a major concern. Solder joint geometry is extremely important from a reliability point of view. Commonly, the flip chip solder bump takes on the shape of a spherical segment. Mathematical calculations and finite element modeling have shown that the hourglass-shaped solder bumps experience the lowest plastic strain and have the longest lifetime. In...

A Parametric Study of Flip Chip Reliability Based on Solder Fatigue Modelling: Part II - Flip Chip on Organic

A solder fatigue model for the 63Sn/Pb solder alloy has been previously introduced which characterizes the creep fatigue phenomena of the solder by combining nonlinear finite element modelling with experimental thermal fatigue lives of various flip chip assemblies. The model correlates the amount of creep strain energy dissipated per thermal cycle with the characteristic Weibull life of the cri...

Analysis of Solder Joint Reliability in Flip Chip Packages

Fatigue damage of solder joints is a serious reliability concern in electronic packaging. In this study, a flip chip package was modeled to investigate the effects of underfill material properties and BT substrate thickness on solder joint reliability. The CTE was found to have the main effect and matching CTE between underfill and solder joint is the most important consideration in the selecti...
